The Emperor's death comes in last place, because, honestly, I was happy to see him die. He's a fascinating character and all, but let's face it, he's also not the most likeable, particularly in Return of the Jedi. Plus, it just glorious when you see Darth Vader turn against his master, in order to save his son.
